Abstract

A cw threshold current was as low as 50 mA at room temperature, and cw operation was achieved in the temperature range from minus 20 to 58 degree C. The temperature coefficient of the lasing wavelength was 0. 97A/ degree C in pulsed operation. The laser showed stable single-longitudinal mode operation in modulated condition. Such lasers are expected to be used as light sources in long-haul fiber-optic communications systems.
