N2 - GaInAsP/InP integrated twin-guide lasers with first-order distributed Bragg reflectors (DBR-ITG lasers) were fabricated and operated at room-temperature with a single longitudinal mode. By changing the corrugation period, the central wavelength could be varied in the wavelength range of 1.21.3 µm with a single longitudinal mode at temperatures between 150 and 300 K. At room-temperature, the threshold current density and the differential quantum efficiency were 10.4 kA/cm2 and 11.7%, respectively.
