Optimum carrier density for the occurrence of superconductivity of InN

We found that there is an optimum carrier density of InN for the occurrence of superconductivity. When the carrier density is within the range of 1 × 10 19cm -3 to 7×10 20cm -3, InN shows anisotropic superconductivity. The maximum transition temperature is 2.8 K and the maximum upper and lower critical fields are 2.1 T and 0.9 T, respectively. The involvement of a tetragonal In phase decreases the electron mobility and reduces the transition temperature, and moreover too much involvement destructs the superconductivity of InN.
