Q-band GaAs MMIC modules for active phased array antenna systems

Abstract

Q-band compact transmit/receive modules for active phased array antenna systems have been developed. The modules are comprised of a complete GaAs MMIC chip set including high power amplifiers, low noise amplifiers, mixers and phase shifters. The MMICs are integrated on low temperature co-fired ceramics packages that passive circuits are embedded in. Each module size is 25.6mmx54.4mmx3.9mm. The transmit module exhibits 19 dBm output power in 44 GHz. The receive module exhibits 6.5 dB noise figure in 47 GHz.
