Abstract

A high-speed monolithic receiver, consisting of a waveguide pin photodiode and an HEMT distributed amplifier, was packaged in a fibre-pigtailed module. It achieved a sensitivity of -22.7dBm at 40Gbifs and a clear eye-opening at 50Gbit/s. Such a performance is a first for a monolithic photoreceiver module.
