A 210.4-dBc/Hz FoMT 67.9% Tuning Range LC-VCO IC with a Single Analog Voltage-Controlled Novel Varactor in 40-nm CMOS SOI

This paper presents a wideband VCO IC with a single analog voltage-controlled novel varactor. The novel varactor which consists of two parallel Inversion-MOS (IMOS)-based varactors and a variable resistor is tuned by a single analog voltage. Two IMOS-based varactors are biased at different gate-to-source voltages so that KVCO can be improved while the variable resistance contributes to the extension of the tuning range. The proposed VCO IC is designed, fabricated, and fully evaluated on-wafer in 40-nm CMOS SOI. The proposed wideband VCO IC delivers a tuning range of 67.9% from 3.20 to 6.49 GHz and has exhibited an excellent measured FoMT of 210.4 dBc/Hz under the minimum power consumption of only 0.35 mW.
